Femtosecond dynamics of coherent intersubband polarizations in quantum wells studied in mid-infrared four-wave-mixing experiments

Abstract

The third-order nonlinear intersubband (IS) polarization in a pure quasi-two dimensional electron plasma was studied using time resolved four wave mixing with femtosecond mid-infrared pulses resonant to the IS transition. The samples investigated were 50 GaInAs quantum wells (QW) of 6-nm width separated by 14-nm-thick AlInAs barriers. IS scattering with a time constant of 1 ps resulting from phonon absorption is far below the observed dephasing rates. At low lattice temperatures, electron-electron scattering is identified to be the dominant phase-breaking scattering mechanism for the coherent IS polarization.
