Electron wave switch with distributed coherent resonant tunneling coupling

Abstract

We propose a novel directionally coupled electron-wave switch structure which utilizes the coherent resonant tunneling effect between two-dimensional coupled quantum wells (QWs). A simple theoretical modelling shows that the transfer ratio of electron wave packets for the proposed device structure can be close to unity, without sacrificing the current drivability. A preliminary experimental evidence of the coherent transfer of electron waves between the two coupled QWs is presented.
